Description
Current reliability practices are not equipped to address new failure mechanisms induced by the increased localized heat production and mismatch of coefficients of thermal expansion in advanced packaging, especially for applications requiring long-term high reliability under harsh service environments. 1 This project will develop multi-stress accelerated testing, in-situ property monitoring, failure analysis, and predictive modeling for reliability of advanced packaging. Open-source dataset on physical properties of critical materials (thermal interface materials, redistribution layers, underfills, etc.) and their relevant interfaces under environmental stresses will be provided, with recommendations for improving standards for testing long-term reliability of advanced packaging.
